Light-emitting silicon pn diodes

چکیده
We report on the electrical and optical characteristics of silicon light-emitting pn diodes. The diodes are prepared by ion implantation of boron at high doses and subsequent hightemperature annealing. Under forward bias, the diodes emit infrared electroluminescence closely below the band gap of bulk Si. We present a rate-equation model for bound excitons, free excitons and free carriers which successfully describes the electrical and optical behaviour of the diodes at low temperatures. Especially, an electrical bistability observed below 50 K is shown to be based on the interplay of bound excitons, free excitons and free carriers in the active area of the diodes. The ionisation of bound excitons is the origin of an improved electroluminescence from the diodes at higher lattice temperatures. PACS 78.60.Fi; 78.55.Ap; 71.35.-y; 71.55.Cn

Silicon-on-insulator microcavity light emitting diodes with two Si/SiO2 Bragg reflectors
Light emitting pn-diodes were fabricated on a 5.8 mm thick n-type Si device layer of a silicon-on-insulator (SOI) wafer using standard silicon technology and boron implantation. The thickness of the Si device layer was reduced to 1.3 mm, corresponding to a 4l-cavity for l 1⁄4 1150 nm light. Electroluminescence spectra of these low Q-factor microcavities are presented. Addition of Si/SiO2 Bragg ...
متن کاملOn the Route towards Efficient Light Emitting Diodes Based on Porous Silicon
In this paper we present our recent progresses towards effkient light emitting diodes based on porous silicon. We will touch the two following topics: 1) All porous silicon microcavities. Through the formation of a planar optical cavity it is possible to vary the spontaneous emission rate of porous silicon films. We demonstrate this by showing luminescence, and time resolved luminescence measur...
متن کاملOrigin of anomalous temperature dependence and high efficiency of silicon light-emitting diodes
Efficient electroluminescence with power efficiency up to 0.12% is observed from silicon pn diodes prepared by boron implantation with boron concentrations above the solubility limit at the postimplantation annealing temperature. The electroluminescence spectra exhibit a transition from two bound-exciton bands towards the free electron-hole pair recombination with an anomalous increase in the t...
متن کاملBelow-band-gap electroluminescence related to doping spikes in boron-implanted silicon pn diodes
The origin of two luminescence bands with maxima around 1.05 eV and 0.95 eV is studied in silicon pn diodes prepared by boron implantation. The two peaks are related to the formation of p-type doping spikes on a nanometer scale. These doping spikes are generated by long-time thermal activation of preformed boron clusters. The peak with a larger binding energy stems from spatially indirect excit...
متن کاملThin-film Encapsulation of Organic Light-Emitting Diodes Using Single and Multilayer Structures of MgF2, YF3 and ZnS
In this research, the lifetime of green organic light emitting diodes (OLEDs) is studied using four passivation layers. To encapsulate the OLEDs, MgF2, YF3, composed of alternating MgF2/ZnS and YF3/ZnS layers were grown by thermal vacuum deposition. Measurements show that the device lifetime is significantly improved by using YF3 and ZnS as passivation layers. However, diodes encapsulated by Mg...
